Flomerics has released a brand new version of its web-based thermal model generator, Flopack, which revolutionizes the creation of thermal models of IC packages. The new version includes a feature called "JEDEC Library Wizard", which recognizes standard JEDEC* package outlines and generates the appropriate thermal model instantly.
In previous versions of Flopack, the user had to enter up to thirty pieces of information about the package (e.g. substrate dimensions, number of leads, lead pitch, material properties) in order to generate a thermal model. 
The process of accumulating the necessary data could be quite time-consuming, especially for system designers who tend to be end-users, and not suppliers, of IC components. 
Using the new JEDEC Library Wizard, the user simply selects the appropriate JEDEC package, inputs the power, the die size, and possibly one or two additional pieces of information for some package styles. Flopack then fills in all the rest of the information automatically and generates the thermal model.
Using the new JEDEC Library Wizard, it now takes literally seconds to build a highly detailed package-level thermal model, which would typically take months to assemble manually. 
The first series of JEDEC libraries released this month support the Plastic Quad Flat Pack (PQFP), wire-bonded Plastic Ball Grid Array (PBGA) and Plastic Leaded Chip Carrier (PLCC) package types. Other packages will follow over the next few months.
